摘要
自2004 年单层石墨烯被成功剥离后,石墨烯的高电子迁移率,较高的热导率等性质使其在光电领域具有很大的发展空间和潜力,以石墨烯为主的二维材料已成为材料,物理,化学等研究领域的研究热点。石墨烯这种二维材料虽然具有良好的电学性质,但是其零带隙限制了其在光电领域的应用。黑磷是近年来新兴的一种二维材料,它是目前最稳定的磷单质的同素异形体。黑磷具有蜂窝褶皱状的晶体结构,其独特的晶体结构使黑磷在不同的晶向上表现出很强的各向异性,这种各向异性也表现在黑磷的光学和电学性质方面。此外,黑磷具有直接带隙的性质以及较高的电子迁移率大大弥补了石墨烯和二硫化钼等其他二维材料的缺点,也使黑磷在光电方面具有更大的潜力。本论文主要讨论应变调控下薄层黑磷的光学性质。黑磷的蜂窝褶皱状晶体结构,使得该材料的光学性质在两个晶向表现出各向异性。通过对黑磷在特定晶向上施加应变,观察薄层黑磷在不同应变下拉曼光谱和荧光光谱的变化,以研究应变调控对薄层黑磷晶体结构和能带结构的影响。本文的主要内容包括:(1)薄层黑磷样品的制备与表征。通过机械剥离法制得薄层黑磷样品,并利用原子力显微镜,拉曼光谱等表征手段对黑磷样品进行测试。(2)薄层黑磷样品的变温拉曼测量。以633nm 的激光为激发光源,研究薄层黑磷从20K 到300K 温度范围内拉曼光谱的变化。(3)应变调控下黑磷拉曼和荧光光谱的研究。以532nm 的激光为激发光源,通过对薄层黑磷在ZZ 晶向上施加应变,测量其拉曼光谱和荧光光谱的变化。

After the single-layer graphene was successfully exfoliated in 2004, because ofits the high mobility and high thermal conductivity, graphene have been consideredto be with great development potential in the field of optoelectronics. Twodimensional materials have become a research hotspot in the fields of materials,physics, and chemistry.Although the two-dimensional material of graphene has good electric properties,its zero band gap limits its application in the field of optoelectronics. Blackphosphorus is a two-dimensional material emerging in recent years. It is the moststable allotrope of phosphorus in the present. Black phosphorus has ahoneycomb-like crystal structure, and its unique crystal structure makes blackphosphorus exhibit strong anisotropy in different crystal directions. This anisotropyis also manifested in the optical and electrical properties of black phosphorus. Thefact that black phosphorus has both a direct band gap and high electron mobilitygreatly compensates for the drawbacks of other two-dimensional materials such asgraphene(no bandgap) and molybdenum disulfide(low mobility), which also makesblack phosphorus a promising materials in optoelectronics application.This thesis mainly discusses the optical properties of thin black phosphorus understrain control, and the cellular pleated crystal structure of black phosphorus, so thatthe photoelectric properties of black phosphorus show anisotropy along the twocrystal directions.The Raman spectrum and Photoluminescence spectrum of the thinblack phosphorus were studied by applying strain in different crystal directions ofblack phosphorus. The main contents of this article include:(1) Preparation and characterization of thin black phosphorus samples. Thin blackphosphorus samples were prepared by mechanical exfoliation method and werecharacterized by AFM and Raman spectroscopy.(2) Low-temperature Raman measurement of thin black phosphorus samples. TheRaman spectra of the thin black phosphorus from 20K to 300K were studied byusing 633nm laser as the excitation source.(3) Strain-controlled Raman spectroscopy and PL spectroscopy measurements.The 532 nm laser was used as the excitation source to study the changes of Ramanand PL spectra of black phosphorus after applying different strains on the thin blackphosphorus along the ZZ crystal direction.
